EUV lithography

Lithography

Extreme-ultraviolet lithography, an exposure technology using 13.5 nm light produced by a laser-driven tin plasma. Because nearly all materials absorb EUV, the optical path uses reflective multilayer mirrors in vacuum rather than lenses. EUV enables single-exposure patterning of features that would otherwise need multiple deep-UV patterning passes.
